SHT Smart High-Tech Aktiebolag · Göteborg · Tills vidare
Smart High Tech recruits a **Senior Advanced Packaging & Reliability Engineer** to join its R&D team developing graphene-enhanced thermal interface materials for high-performance computing, semiconductors, and advanced electronics. Working across materials science, packaging, and thermal management, the role focuses on evaluating materials within packaging environments using simulation, experimental testing, and failure analysis. Responsibilities include working with 2.5D/3D integration, heterogeneous integration, flip-chip, and wafer-level packaging, conducting **thermo-mechanical finite element modelling** to assess stresses and failure mechanisms, and correlating simulations with experimental data. The position also supports product development, qualification projects, and technical collaborations with universities, research institutes, and international industry partners. Applicants must hold an **MSc or PhD in Electronic Packaging, Microelectronics, Materials Science, Mechanical Engineering, Applied Mechanics**, or a related field, alongside experience in semiconductor or power electronics packaging. Qualifications also require expertise in reliability engineering or failure analysis, experience in thermo-mechanical modelling with ANSYS, Abaqus, or COMSOL, and fluency in English. A PhD, publications or patents, characterisation skills such as SEM, TEM, or FIB, and previous experience in advanced interconnects or at leading semiconductor companies and research institutes are advantageous. The employer is open to adapting the role or workplace to accommodate individual needs.
